The research and development and industrialization of electronic grade ethyl orthosilicate for Jinhong gas integrated circuits is the only representative of Suzhou Xiangcheng District that has been selected as the "2021 Jiangsu Provincial Special Fund Support Project for the Transformation of Scientific and Technological Achievements". The financial support project generally has the characteristics of high gold content of science and technology, social impact and contribution, so it has received the largest amount of individual funding in the perennial arrangement of Jiangsu Provincial Financial Budget, and has also attracted the attention of all sectors of society.
Electronic grade TEOS is a high-end microelectronic chemical that needs to be used in the preparation of epitaxial materials in integrated circuits, and is also an important precursor material in the third generation of semiconductor materials and emerging semiconductor industries, and the production process requires extremely high requirements for controlling the content of metal ion impurities.
With more than ten years of experience in the development of electronic gases, Jinhong Gas has overcome many technical problems such as the removal of metal ion impurities, the difficulty of detecting trace metals, and the easy pollution of equipment, pipelines and packaging containers in the process of electronic TEOS purification, etc., and has formed an electronic grade TEOS purification, detection, filtration and filling technology with independent intellectual property rights, which has received wide attention from the industry after the successful trial production.
