At ITF World 2024 held by IMEC (Belgian Microelectronics Research Institute), AMD Chairman and CEO Dr. Lisa Su received the IMEC Innovation Award for its innovation and leadership in the industry, which was also honored by Gordon Moore and Bill Gates.

In her speech after winning the award, Lisa Su highlighted that AMD is making every effort to sprint to the 30x25 goal, that is, to improve computing energy efficiency by 30 times by 2025 compared to 2020, and by 2026-2027, AMD will improve computing energy efficiency by 100 times compared to 2020!

This speed will far exceed the industry average.

As early as 2014, AMD set a goal called 25x20, that is, from 2014 to 2020, the energy efficiency of products will be improved by 25 times, and finally exceeded the limit by 31.77 times.

Subsequently, AMD set a new goal of 30x25, which will be successfully achieved next year.

Su pointed out that the biggest obstacle to improving the energy efficiency of computing products at present is the huge computing power required for AI large model training and fine-tuning, which is often inseparable from thousands of GPU accelerators and thousands of megawatts of electricity, and it is still expanding dramatically.

To this end, AMD will take a multi-pronged approach to improve energy efficiency in terms of product architecture, manufacturing process, packaging technology, and interconnection technology, such as 3nm GAA full-surround gate process, such as 2.5D/3D hybrid packaging, and so on.

She pointed out that the Instinct MI300X is a prime example of high energy efficiency, containing 153 billion transistors, divided into 12 chiplets and 24 HBM3 memory chips with a total of 192GB.

Another example is the processor, the fourth-generation EPYC in 2024, compared with the AM286 (a clone version of Intel 80286) in 1984, in 40 years, the manufacturing process has advanced from 1.5 microns to 6/5 nanometers, a single chip has become 13 chiplets, and transistors have increased from 134,000 to 90 billion.

The number of core threads has been increased from 1/1 to 96/192, the maximum frequency has been increased from 20MHz to 3.5GHz, the cache has been increased from 0 to 486MB (the 16MB in the figure below should be the supported memory capacity), and the core area has increased from 49 square millimeters to 1240 square millimeters.

In addition, AMD has low-key introduced a special EPYC 4004 series of processors (or EPYC 4004P series). Although the name belongs to the EPYC server and data center family, the essence is from the desktop Ryzen 7000 series, and the interface is also AM5.

The EPYC 4004 series is mainly aimed at the SMB small and medium-sized enterprise market, and only supports single-socket (P-ending), which can be used for general-purpose small servers, branch servers, backup storage servers, independent application servers, cloud gaming servers, e-commerce servers, etc., with sufficient performance and affordable price.

It is also a Zen4 architecture, with up to 2 CCDs, 16 cores and 32 threads, 16MB L2 cache, 64MB L3 cache, and a thermal design power range of 65-170W.

The IOD part also integrates RDNA2 GPU (two units), USB 3.2 controller, DDR5 controller, PCIe 5.0 controller, third-generation Infinity Fabric, and security processor.

The top-of-the-line model is the EPYC 4564P, with 16 cores, a clock speed of 4.5-5.7GHz, and a thermal design power consumption of 170W, which is equivalent to the Ryzen 9 7950X, while the price is the same as the Ryzen 9 7950X, which is $699 when it was first released.

The 16-core one also has an EPYC 4584PX, 4.2-5.7GHz, a thermal design power of 170W, and an additional 64MB of integrated 3D cache (L3 cache totals 128MB), which is equivalent to the Ryzen 9 7950X3D, which is also $699, and the price remains the same.

Its opponent is the Intel Xeon E-2400 series, which has more cores, higher frequency, larger cache, faster and more memory, multi-threading across the board, lower power consumption, and lower cost.
